Au cours de ce manuscrit de thèse nous abordons les différentes techniques mises en œuvre dans la localisation de défauts dans la partie interconnexion des circuits microélectroniques avec une attention toute particulière sur la Stimulation Thermique Laser (STL) et ses limitations. Une étude plus théorique sur la modélisation des réponses thermiques de structures élémentaires soumises à un échelon de puissance thermique est ensuite développée. Elle débouche sur un modèle analytique qui va permettre l’identification de paramètres caractéristiques des variations temporelles de la réponse en STL indicielle. Nous démontrons par la suite l’intérêt de cette nouvelle approche sur l’analyse de défaillance des Circuits Intégrés, sur une structure de test non défaillante, caractéristique de la partie d’interconnexion des circuits intégrés. Le troisième chapitre est dédié à l’évolution de la démarche expérimentale, dans le but d’accéder à l’information sur la dynamique de variation du signal de STL modulée, dans un mode image, compatible avec une utilisation au quotidien dans un laboratoire d’analyse de défaillance. Finalement, le dernier chapitre est consacré à l’application de cette nouvelle méthode d’analyse du signal de STL sur des structures de dernière génération, défaillantes, où l’analyse de la dynamique du signal de STL apporte des informations complémentaires indispensables pour la bonne interprétation des signatures.

Ce travail de recherche élabore une stratégie d'analyse orientée sur le test par la face arrière des composants microélectroniques. En premier lieu y est présenté l'état de l'art des techniques de localisation de défaut adaptées par la face arrière, ainsi que les méthodes de préparation des échantillons. Le travail s'intéresse particulièrement à la stimulation thermique laser, et une étude des différents phénomènes thermiques induits dans les métaux par le faisceau laser est présentée. Il est par la suite question de l'implantation de la stimulation thermique laser sur un système industriel qui intègre un microscope confocal à balayage laser infrarouge. L'application de cette technique pour détecter des défauts dans les éléments métalliques et non-métalliques est démontrée sur un circuit test et sur plusieurs circuits VLSI défaillants. Finalement, ce travail présente un premier répertoire d'application de la stimulation thermique laser dans un processus d'analyse de défaillance.
