The emergence of highly efficient short-wavelength laser diodes based on the III-V compound semiconductor GaN has not only enabled high-density optical data storage, but is also expected to revolutionize display applications. Moreover, a variety of scientific applications in biophotonics, materials research and quantum optics can benefit from these versatile and cost-efficient laser light sources in the near-UV to green spectral range. This thesis describes the device physics of GaN-based laser diodes, together with recent efforts to achieve longer emission wavelengths and short-pulse emission. Experimental and theoretical approaches are employed to address the individual device properties and optimize the laser diodes toward the requirements of specific applications.

We present the results of a three year LDRD project that has focused on overcoming major materials roadblocks to achieving AlGaN-based deep-UV laser diodes. We describe our growth approach to achieving AlGaN templates with greater than ten times reduction of threading dislocations which resulted in greater than seven times enhancement of AlGaN quantum well photoluminescence and 15 times increase in electroluminescence from LED test structures. We describe the application of deep-level optical spectroscopy to AlGaN epilayers to quantify deep level energies and densities and further correlate defect properties with AlGaN luminescence efficiency. We further review our development of p-type short period superlattice structures as an approach to mitigate the high acceptor activation energies in AlGaN alloys. Finally, we describe our laser diode fabrication process, highlighting the development of highly vertical and smooth etched laser facets, as well as characterization of resulting laser heterostructures.

AlGaN based conventional deep ultraviolet (UV) light emitting diodes (LEDs) grown on a sapphire or SiC substrate suffer from high threading dislocation density (TDD) (> 1 x 109 cm-2). The high quality bulk AlN substrate (TDD & sim; 1 x 104 cm-2) has shown promising results for high power deep UV LEDs but the substrates are not readily available yet. The performance of UV laser diodes (LDs) has been rapidly improved over the past few years. However, intrinsic valence band property of c-plane AlN could result in poor optical gain for c-plane LDs, especially in UV-C range. In this work, different approaches have been explored for further development of UV LEDs and LDs.
