InGaAs quantum dot chains were grown with a low-temperature variation of the Stranski-Krastanov method, the conventional epitaxial method. This new method seeks to reduce indium segregation and intermixing in addition to giving greater control in the growth process. We used photoluminescence spectroscopy techniques to characterize the quality and electronic structure of these samples. We have recently used a transmission electron microscope to show how the quantum dots vary with annealing temperature. Some questions relating to the morphology of the samples cannot be answered by photoluminescence spectroscopy alone. Using transmission electron microscopy, we verified flattening of the quantum dots with annealing temperature and resolved the chemical composition with cross-section cuts and plan view cuts.

InAs quantum dot molecules (QDMs) are obtained from quantum dot (QD) overgrowth on nanopropeller templates which are grown by thin-capping-and-regrowth molecular beam epitaxy (MBE) process. The template structure is elongated along [110] crystallographic direction with QDs at the centre. They were used to grow QDMs aligned in that direction. Multi-cycles of thin-capping-and-regrowth with appropriate thin-capping thickness were investigated in order to create long nanopropeller templates. They are used as templates for the growth of long chain quantum dot molecules. By overgrowth of additional QDs in the final cycle of thin-capping-and-regrowth, satellite QDs are created on nanopropeller blades. With proper overgrowth thickness, long chain QDMs are successfully created on long nanopropeller templates. Lateral alignment of long chain QDMs contribute to anisotropic coupling among QDs. They lead to different magnitudes of wave vectors between [110] and [110] directions in the energy band structure of QDs ensembles. Hence, long chain QDMs demonstrate anisotropy of optical property, i.e. polarization dependence of PL spectrum, while as-grown QDs and small-group QDMs do not exhibit this property. The polarization degree of optical property agrees with the length of QDMs and their templates. However high QD density limits the anisotropic property due to increased QD coupling along the [110] direction.

This book looks at the effects of ion implantation as an effective post-growth technique to improve the material properties, and ultimately, the device performance of In(Ga)As/GaAs quantum dot (QD) heterostructures. Over the past two decades, In(Ga)As/GaAs-based QD heterostructures have marked their superiority, particularly for application in lasers and photodetectors. Several in-situ and ex-situ techniques that improve material quality and device performance have already been reported. These techniques are necessary to maintain dot density and dot size uniformity in QD heterostructures and also to improve the material quality of heterostructures by removing defects from the system. While rapid thermal annealing, pulsed laser annealing and the hydrogen passivation technique have been popular as post-growth methods, ion implantation had not been explored largely as a post-growth method for improving the material properties of In(Ga)As/GaAs QD heterostructures. This work attempts to remedy this gap in the literature. The work also looks at introduction of a capping layer of quaternary alloy InAlGaAs over these In(Ga)As/GaAs QDs to achieve better QD characteristics.
